This proposal seeks funding to establish a proof-of-principle project that aims to overcome the current difficulties in growing well-defined arrays of InAs/InP quantum dots (QDs). In contrast to the well-studied InAs/GaAs QD system, InAs/InP growth by molecular beam epitaxy (MBE) is complicated by the competing effects of As-P exchange, strain and surface anisotropy, resulting in the formation and undesirable coexistence of different types of 3D structure including quantum wires, quantum dashes and QDs. In this proposal we will separate these effects by comparing InAs growth on singular and vicinal InP substrates and through the use of (In)GaAs interlayers of different composition. The project builds on our extensive expertise in controlling the growth of III-V semiconductor films and nanostructures, and in particular the application of scanning tunnelling microscopy (STM) as an atomic scale probe of epitaxial growth mechanisms.
