To design and test epitaxial structures suitable for the fabrication of low threshold current visible emitting laser diodes, with good temperature stability, and to determine the physical processes controlling the temperature stability of threshold current.Progress:Computer models have been developed for optical gain, spontaneous recombination current and extrinsic carrier leakage processes in compressively strained 670 nm (GaIn)A1P laser diodes. This has been used to design optimum structures for high temperature operation and these have been grown (by EPI Ltd), fabricated and tested. The initial optimum design was verified by these experiments and the data for threshold current as a function of temperature for various device lengths were in good agreement with the model for all the structures grown. The best structures were sent to GEC-Marconi for fabrication of packaged devices for systems use. Detailed analysis of the data showed that current leakage over the cladding layers is a problem and further designs were devised, by modelling, to reduce this component. A second generation of devices has been grown and tested, and the anticipated improvements were demonstrated. Tested wafers are available for fabrication of further packaged devices by GEC. The emphasis of the academic programme is now to do a detailed analysis of the operation of these lasers. Measurements of spontaneous emission spectra from the well and the barrier are in progress and are being analysed using the model. 3 refereed papers have been published and 5 conference presentations given.
