It is proposed to study the growth, fabrication and assessment of visible vertical cavity surface emitting lasers (VCSELs) in the visible region from 650nm to 550nm wavelength in a collaborative programme between the Departments of Electronic and Electrical Engineering and of Physics in Sheffield. The active region of these lasers will be InGaAlP quantum wells and the Bragg mirrors will be grown as alternating AlAs and AlGaAs quarter wave layers. The material will be grown in the Sheffield Central Facility by MBE and will build on experience gained under current grant GR/H 70270. Both etched mesa and proton isolated, gain-guided structures will be investigated. A combination of electrical and optical characterisation techniques will be employed on both the as-grown layers and the fabricated devices to establish values of such parameters as internal and external differential quantum efficiency, internal losses, mirror reflectivity, mirror losses, optical gain, mode structure, linewidth and power output (pulsed and CW). Photoluminescence excitation spectroscopy and steady state and transient photoluminescence will be used to assess material quality. A stufy of the effects of strain on the band structure of InGaAlP will be undertaken using spectroscopic techniques, including Magneto-PLE. The introduction of strained quantum wells on the performance of visible VCSELs will be investigated. The experimental programme will be supported by a range of theoretical studies.
