Increasing the operating frequency of power conversion circuits offers benefits, notably a reduction in overall size. Operating at 13.56 MHz is particularly attractive as this frequency has been assigned for industrial use. The power MOSFET is well suited to high frequency switching applications, but research is needed on its use in power converters at 13.56 MHz, especially in the area of gate drive circuits. To achieve fast switching times and low losses, both the gate drive circuit and the propagation of the signal to the actual gate must be considered. An attractive solution, which overcomes gate drive limitations, is to combine a power MOSFET and gate drive circuitry in a monolithic chip. The design and fabrication of such a smart MOSFET power switch, along with a supporting study of power conversion circuits, with particular attention being paid to efficiency and the effects of high rates of change of voltage.
