The effect of annealing GaAs and related compounds containing C is investigated theoretically with a view of understanding the loss of p-type activity. The structure, dynamic and electronic properties of interstitial C complexes will be determined using ab initio local density functional cluster methods and the results of these calculations will be compared with those found experimentally.
