This research project addresses the development of wide bandgap laser and optoelectronic devices using MBE ZnSe and related alloy semiconductors in quantum well structures. There are four inter-related areas of activity: materials growth and characterisation; device fabrication and characterisation; nonlinear optics; and theoretical studies. The focus is provided by device targets; a stable, room-temperature blue laser diode; a low temperature pulsed UV laser diode; a high-contrast visible wavelength modulator.The science that will be carried out in order to reach these targets includes:(i) Growth of ZnSSe and ZnMgSSe structures, with characterisation of structural defects, leading to morphology control. Investigation of growth and n- and p-doping of ZnCdS for UV devices. Improvement of ohmic contacts for p-type ZnSe. (ii) Development of fabrication techniques for II-VI lasers and the fabrication of strained-layer based electro-optic devices. (iii) Measurement of excitation lifetimes and optical nonlinearities that control the device responses, using sub-picosecond laser techniques. (iv) Calculation of electronic energy level structure in II-VI quantum wells and of laser gain thresholds, incorporating many-body effects; and comparison with optical characterisation of the materials and device structures.
