We propose to demonstrate near-UV laser emission from electron beam pumped ZnCdS/ZnS Graded Index Separately Confined Hetrostructures (GRINSCH), grown by MBE on GaP. Initially the refractive indices of ZnCdS layers will be measured to allow the GRINSCHs to be designed for good optical confinement, concomitant with good carrier confinement and efficient collection of the e-beam generated carriers. Simple laser dice will be made by cleaving thin strips with lateral confinement defined by the electron beam. Threshold power densities and output power will be optimised. The laser gain mechanism will be investigated from its spectral, temperature and density dependence and by theoretically modelling the various contributions to gain.TEM will be used to investigate dark line defects and their effect on operating lifetime of the laser. We have already demonstrated near-UV laser emission from optically pumped ZnCdS/ZnS MQW structures. This proposal builds on the previous work and will lead eventually to an efficient and compact near-UV e-beam pumped laser. Initially a conventional e-beam gun will be used but, as part of a future proposal, e-beam micro-tip sources will be used. These are not yet commercially available but will soon become available to us through development by Professor Prewett at RAL.
