The aim of the proposed work is to investigate the performance of novel, non punch-through type, MOS controlled bipolar power semiconductor devices, together with suitable edge termination/passivation. The work will explore their potential from 200 V up to 4500 V. The successful demonstration of such devices will have a significant impact on the international standing of UK power electronics. Close collaboration between universities and a power semiconductor device manufacturer will allow the potential of such structures to be rapidly addressed. Rigorous device modelling will be used to predict, contrast and optimise each aspect of the proposed structures at every stage. Process modelling will be used to assess, design and optimise the fabrication sequences. The proposed junction termination techniques will be investigated, integrated with device designs and their reliability tested. The device structures will be fabricated, assembled and electrically evaluated. The critical aspects of yield and manufacturability of the design will be assessed. From the information derived the potential of these power MOS controlled structured will be established at voltages up to 4500V.
