The 60 - 77 GHz frequency bands will soon be of prime importance as new communication and radar systems become commercial products. Many of the proposed systems are portable, so it is timely to develop a mm-wave IC process which is compatible with low DC battery voltages. In this programme, we aim to develop such a technology and to use it, in collaboration with Dr Stephan Lucyzyn (University of Surrey) and Dr Ian Robertson (Kings College, London), to realise a 77 GHz portable hand held radar and a 60 GHz portable data communication system. The targeted technology is based on an existing 0.12um gate length GaAs pseudomorphic HEMT process which will be optimised for low DC power operation by developing self aligned gate structures which significantly reduce voltage drops in the source and drain access regions of the pHEMT. Detailed DC to 110 GHz on-wafer testing and model extraction of these devices, together with similar studies on relevant passive elements, will enable the design of advanced MMIC based mm-wave signal processing circuits and sub-systems, which will be undertaken in collaboration with Surrey and Kings College. The mm-wave ICs will be fabricated in Glasgow and tested at Surrey and Kings College.
