This project combines expertise at the Universities of Surrey and Cardiff in the design of the active regions and waveguides of strained-layer quantum well lasers to realise uncooled III-V lasers operating in the wavelength range from 3 to 6 um. The structures will be grown at DERA Malvern and Professor C T Elliott is the project co-ordinator. The novel elements are the use of strain-balanced quantum well structures grown on GaInSb substrates, and the examination of the reductions in Auger recombination rates in quantum wires and dots. Achievement of these aims will offer new applications for midIR laser diodes, especially in sensing, environmental monitoring and defence.Surrey will focus on the band structure, optical gain and carrier loss processes in the active region. The band structure and resulting optical gain and Auger loss in strained GaAlSb quantum wells, dots and wires will be calculated. Changes in threshold current as the wavelength is varied using hydrostatic pressure or as quantum wire or quantum dot band structures are formed using magnetic fields will be measured. The recombination lifetime vs strain and magnetic field will be measured using fast optical pulse techniques at FELIX. Finally optimum structures will be predicted for fabrication at DERA.
