This project aims to develop new electro-thermal models for microwave and millimeter-wave transistors, which will be used to investigate steady-state and transient electro-thermal interaction in complete circuits. This will require the development of a novel coupled electro-thermal large-scale simulation suitable for evaluating the impact of steady-state and transient thermal effects on the microwave performance of MMICs and MIC hybrid circuits. The electro-thermal interaction between devices and components in MMIC and MIC circuits will be evaluated using this simulation tool. This will make it possible to quantify the impact of thermal effects on the microwave performance of circuits, which is particularly significant for power amplifiers, oscillators and mixers used in modern communications applications.A high resolution infra-red temperature measurement system is proposed which will allow accurate and rapid evaluation of test devices and circuits. This system will be used in conjunction with temperature-controlled DC, pulsed-I/V, microwave and millimeter-wave small- and large-signal measurements to validate the models and characterize specimen devices and circuits. This new measurement scheme will allow both steady-state and time-domain temperature measurements which will be used to validate the models. It is intended to demonstrate compatibility of the new electro-thermal device models with commercially available microwave CAD software.
