The family of III-V nitrides has recently attracted much attention because of their wide spectrum of potential applications ranging from opto-electronic devices for the blue-ultraviolet spectral region to high temperature devices. Defects, however, are present in such high density that common III-V or II-VI devices that would not emit a significant amount of light. Despite this microstructure InGaN/GaN laser diodes have been demonstrated, for example by Nichia (Japan) and CREE/Brown University (U.S.A) including myself. It has been suggested that this fascinating lasing behaviour can in part be explained by local piezoelectric fields which keep carriers away from non-radiative recombination centres. They might also play an important role in the understanding of gain mechanisms. We propose the use of electric field-induced Raman scattering, in combination with photoluminescence to probe and investigate for the first time electric fields in III-V nitride Schottky devices and assess the relevance of piezo-electric fields for opto-electronic devices. Raman scattering is very sensitive to electric fields and the perfect tool to probe electric fields, photoluminescence experiments will gain crucial information on the light emission efficiency. Devices with various extent of microstructure will be fabricated and studied to extract the relationship between microstructure, electric-fields and light emission properties.
