The proposed research aims to use MBE growth on pre-patterned semiconductor substrates to produce micrometre scale optical cavities for micro-cavity LEDs and surface emitting lasers at wavelengths in the range 960nm-980nm and possibly out to 1300nm. The structures (one or two microns in size) will be produced by self-organisation during the growth process and their size will effectively confine light in two dimensions. Incorporating a Bragg reflector within the structure will achieve some degree of confinement in three dimensions. It will also be possible to incorporate quantum wells or quantum dots within the structure and observe some of the predicted modifications to the emission process. Two distinct issues will be addressed; (i) the optical characteristics of the micro-cavities and (ii) the control and understanding of the mechanisms involved in the formation of the structures. The programme is sub-divided into four sections; (i) modelling of the microstructures and optical emission studies, (ii) the growth of the micro-structures and an understanding of the growth processes, (iii) the use of gas-phase etching as an alternative in-situ method of controlling facet formation on patterned substrates, and (iv) assessing the implication for LEDs and lasers.
