We have carried out preliminary measurements of light emission from InAs/InP quantum dots, formed by self-assembly, and observed efficient emission at the technologically important wavelength of 1550nm. The research proposed builds on that result and seeks to design, fabricate and evaluate in-plane lasers which contain quantum dots as the active regions. The work will proceed collaboratively with Professor Adams and Professor O'Reilly at Surrey University and draws together expertise in materials growth and characterisation at Imperial College and laser expertise at Surrey University. The research will involve optimisation of MBE growth conditions necessary to achieve quantum dots with uniform size and the temperature dependence of the laser thresholds. Initially, laser structures will be grown by MOVPE at the III-V facility at Sheffield but optimised quantum dot lasers will be fabricated by MBE at Imperial College.
