Nanofabrication has an ever-increasing role in electronics, opto-electronics and bio-engineering. Using our proven expertise in electron beam lithography, dry etching, molecular beam epitaxy, device modelling and semiconductor characterisation, we will explore a demonstration that will stretch our capabilities and lead to new and useful technological developments. This demonstrator is the exploration of the performance of practical III-V p-HEMTs to find the limits of their rf characteristics (gain and noise) as the gate length is reduced into the decanano regime (70 to 30 nm). This will be done with a strongly interactive programme combining the expertise of device designers, device modellers, semiconductor growers and nanofabrication experts.The improvement in nanofabricaiton technology achieved will be applicable both in electtronics and in wider areas, for example chemistry of fast reactions and biology on the nanometric scale.
