GaPvs/AIGaAs QCLs have great promise as versatile, high power sources of infra red radiation at wavelengths ranging from 2 microns to 100 microns and beyond. In this application we propose an extensive programme of research which builds on this potential, aiming to achieve major improvements in performance and greatly extend the wavelength range of GaAs-based QCLs, so that they are ready for exploitation in a wide range of technological applications. We will investigate the use of novel structures incorporating high, indirect bandgap barriers andlor indium containing quantum wells to enhance electronic confinement. Such structures potentially offer enhanced high temperature performance as welt as the possibility of emission at near IR wavelengths. This work will be underpinned by fundamental studies of QCL operation caned out on single period intersubband lasers and LEDs, which will provide particularly valuable information on the effects of intervalley scattering on the operation of GaAs/AIAs QCIs with indirect bandgap barriers. We will also develop active region designs for far infra intersubband emission with paticular emphasis on wavelengths beyond 35 microns where the intersubband separation is below the GaAs LO phonon energy. Waveguide designs for long wavelength operation will also be studied, with the long-term goal of developing far infra-red QC lasers bred on GaAs
