Ultra high frequency (95 GHz) optically-detected magnetic resonance will be used to study optically excited states in semiconductor materials and heterostructures. The proposal would provide the only fully operational ODMR facility in the UK and the use of 95 GHz would place us amongst the world leaders in the field. Semiconductors with bandgaps up to 5 eV will be investigated, with special emphasis on group III nitrides. The technique will be applied to the dopant and defect centres that influence light-emitting mechanisms in binary and ternary semiconductors and to the study of electrons, holes and excitons under quantum confinement in both III-V and 11-VI heterostructures. The experiments will provide information on recombination processes, localisation mechanisms, confinement effects and charge separation (induced for example by internal electric fields) that cannot otherwise be obtained. Examples include the identification of recombination centres in GaN, InGaN and AIGaN, the investigation of the competing effects of the quantumconfined Stark effect and compositional fluctuations on exciton localisation in nitride heterostructures and the study of dark exciton states. These are aspects of high current interest, both for fundamental reasons and because of their relevance to the development of semiconductors for optoelectronic and high temperature device applications.
