This proposal explores a new sub-micron VDMOS (Vertical Diffused Metal Oxide Semiconductor) device technology on ultra-thin silicon for power RF applications. The proposed device combines the benefits of high linearity of the vertical configuration with the high gain of the lateral counterpart. The new configuration overcomes limitations of both vertical and lateral technologies available today and therefore has potential to revolutionise the field of silicon RF. The initial target application is 60 W, 300 V, 0.9 GHz for industrial RF; which can easily be scaled down to 85 V, 2.4 GHz for communications, once the technology is clearly established
