The central task is to develop (AlGa) InP device structures for green LEDs of high brightness by systematic optimisation of the growth conditions for high internal quantum efficiency, by investigation of strained heterostructures which enable the emission wavelength to be shortened while retaining a direct minimum gap, and by design of structures to minimise carrier loss. Single photon counting time-resolved luminescence measurements on isotype heterostructures will be used to optimise the materials and to study the role of the indirect gap in the recombination process. Devices will be studied by light-current measurements and spontaneous emission spectra over a wide temperature range. These data will be analysed using 2D device simulations of potential and current flow linked to calculations of recombination spectra to identify the carrier leakage paths and recombination processes at high injection. On the basis of the results of these experiments the simulator will be used to devise improved device designs. The studies will also be extended to aged devices to contribute to an assessment of factors which determine reliability.
