This proposal is a continuation of an EPSRC feasibility study on photo-assisted nitrogen doping of ZnSe. The aim is to improve the nitrogen doping characteristics of MOVPE grown ZnSe, using the knowledge about hydrogen incorporation and halogen impurities gained during the feasibility study. NEWI will work in close collaboration with Epichem Ltd. (industrial collaborator) to improve the purity of the zinc and selenium precursors in addition to characterise and select suitable non-hydrogen bonded nitrogen precursors. The project will use our unique laser reflectometry system to characterise the growth kinetics, in situ, and determine the best growth conditions for high efficiency p-type doping. The final stage will be to demonstrate the improvement in epilayer quality by fabricating CdZnSe/ZnSe diodes for high brightness blue/green emission.
