The integration of optical and electronic components is of vital importance for achieving higher performance in optoelectronic systems. InP is the , key material for achieving this integration since the devices are sensitive to the wavelengths used for communications. The HIRT is expected to offer significantly improved O/E conversion properties compared with conventional techniques. The proposed programme will develop InP HPT technology in order to realise high performance photodetectors with bandwidths of over 60GHz. In order to achieve the necessary combination of bandwidth and conversion efficiency, it is necessary to employ edge-coupling into the device, and to create a distributed device structure which overcomes the conventional time constant limitations of a discrete approach. This leads to a novel structure which can only be optimised by making use of expertise in many areas.The proposed project has a strong collaboration between three institutions and will create a very effective team with expertise in III-V materials, device technology, device modelling, optoelectronics, and high frequency circuit design.
